AY11 or AEY12 tunnel diodes
They used to be "common as muck", and I bought loads of them from Henrys
Radio, (202 Edgeware st, London). But that was more than a couple of years ago, since then I have moved house several times, moved country, had a divorce and had all my belongings stolen. Many of these devices are about 30 years old, and a friend in the semiconductor industry speculated that, in that time, their extreme doping gradients may have relaxed by diffusion.
